LED SMD Package Process
    LED SMD （3014,2835,5050,5630/5730）as now maximum usage, the most versatile LED lamp led, how did they make?What are the components of them? What materials and equipment are needed?
 
SMD Package Process Flowchart

Wafer Expanding:
  the LED chip which cutting from Chip factory is very intensive,we need to pull the distance apart from the chip, so that it can follow-up the work.
      

Die attach:
The operation of Die Bonding machine divided into two steps
1. Put Die attach adhesive on the frame of SMD.
2. Grab the LED chips and place them just on the glue.
            

Baking:
Put into oven and make the Die attach adhesive solidified completely, then led chip will be fixed on the frame.


Wire Bond:
Connect positive and negative electrode of LED and SMD  with gold wire.

         

Glue Preparation:
Match the required phosphor powder and the silicone glue according to different color temperature, CRI, or other requirement ,put into centrifugal machine  and stir,make it mixed with phosphor powder and glue,then put into Defoaming machine and remove the bubbles among the glue mixture.
                  




Fluid dispensing:
Dispense the Well-matched glue into LED cup based on Fluid dispensing machine.
          

Baking:
Put SMD frame with glued into oven for baking,make glue dry and LED are formed.


Blanking:
Cut the led from the whole frame and then we saw each led SMD.


Testing and Sorting:
Make fast testing and sorting for each led and  classify according to the different bin area, voltage, brightness.


Taping:
Taping the same category led and that is what we saw the rolls of SMD in the market.
